A 254-288 GHz Bidirectional 360° Phase Shifter with Active Phase Inverter Using Doubly Coupled Slotline Structure

This article presents a bidirectional 360° phase shifter implemented in a 250-nm InP DHBT technology for WR-3.4-band phased-array applications. By combining a 180° reflection-type phase shifter with an active bidirectional phase inverter (BiPI), the overall circuit achieves a full 360° phase-shifting range while supporting bidirectional operation. A novel doubly coupled slotline structure is introduced to achieve concurrent impedance matching for both the forward and backward modes of the BiPI, while also performing single-to-differential signal conversion. This approach eliminates the need for additional switching components and reduces overall design complexity. The phase shifter exhibits average insertion loss of 13.4-16.4 dB in the forward mode and 13.9-16.9 dB in the backward mode, with continuous 360° phase coverage across 254-288 GHz. The RMS amplitude and phase errors are maintained within 2.7 dB and 3.9° for the forward mode, and 3.1 dB and 3.6° for the backward mode, respectively, over the entire operating frequencies. The chip occupies 0.56 × 0.62 mm2 including probing pads, and the core size is only 0.086 mm2. The DC power consumption is 26.4 mW. © 2011-2012 IEEE.
