- Abstract
- 본 연구는 플라즈마 진단을 통해 대면적에서의 PECVD SiO₂증착의 불균일 증착 원인을 연구하였다. 챔버내의 플라즈마 활성종의 공간적 분포를 랑뮤어프로브와 새롭게 디자인된 프로브 타입의 사중극 질량분석기를 통해 얻었다. 플라즈마 활성종의 공간적 분포와 SiO₂박막의 증착속도 사이의 관계로 부터, SiO₂박막의 불균일 증착은 산소 라디칼의 밀도와 전자 온도의 공간적 분포와 밀접한 관련이 있는 것을 확인하였다.
