dc.description.abstract | 본 연구에서는 Flexible Display를 위하여 ICP source를 사용하여, 저온 공정 게이트 절연막인 a-SiNx:H의 증착과 특성평가가 진행되었다. 150℃에서 진행된 게이트 절연막 증착에서 플라즈마내의 보다 많은 활성 Radical과 하전입자들을 생성시키기 위하여, 수소가 첨가되었으며 일정량의 수소가 첨가되었을 때, 빠져나온 electron들의 영향으로 많은 입자가 활성되었으며, 이로 인하여 고품질의 박막(3 MV/cm)을 얻을 수 있었다. | - |
